Micro-photoluminescence Characteristics of Single Self-rolled-up InGaAs/GaAs Microtubes Fabricated on Si (100)

Abstract

We have successfully fabricated InGaAs/GaAs microtubes on Si (100), with average diameter of ~4.2μm and wall thickness of 50nm. All the microtubes are long-side rolled-up and the tube-wall is very smooth. Optical properties has also been measured by micro-photoluminescence (μ-PL) at 80K, and the PL peak position of the microtube shows a little redshift (~3nm) relative to that of the as grown structure.
