Abstract

A silicon-based waveguide-integrated graphene photodetector with an asymmetric metallization scheme is demonstrated. A Bragg reflector is introduced to shorten the length of the light absorption section. High responsivity of ~0.2 mA W−1 at 1550nm under zero bias and broadband photoresponse are observed.
