Mode Analysis for AlGaInAs/InP Square Microlasers Confined by P-electrode Metals or BCB Layer

Abstract

AlGaInAs/InP square resonator microlasers laterally confined by the p-electrode metals or a BCB layer with a vertex output waveguide are investigated numerically and experimentally. Dual-mode operation is realized, which will be a promising microwave signal source.
