Study of nonlinear carrier dynamics of InAs in high THz field

Abstract

The nonlinear carrier dynamics of n-doped InAs in high THz field is studied by Ensemble Monte Carlo method. The discussion is focused on the intervalley scattering and impact ionization mechanisms, which have important effects on the physical quantities: average kinetic energy, transient velocity and conductivity.
