Abstract

In this paper, a novel construction of the resonant-cavity-enhanced photodetector with monolithic high-contrast grating is proposed. Numerical investigation results at 3V bias and 1550nm wavelength show that when the diameter of the device is 20μm, the quantum efficiency is 83% and the 3dB bandwidth is 34GHz.
