GS-ES Mode Competition via Resonant Carrier Scattering in Quantum Dot Lasers

Abstract

A new mechanism: resonant carrier scattering (RCS) between 2-D wetting layer carriers and 0-D quantum dot carriers is proposed in this paper. The mode competition between ground state (GS) emission and excited state (ES) emission is investigated in quantum dot lasers, where the GS emission is suppressed by ES emission at large injection. The calculations based on the proposed model are in agreement with experiments and successfully explain the phenomenon of GS and ES mode competition in quantum dot lasers.
