Generation of subpicosecond pulses from passively mode-locked GaAs lasers containing saturable absorption

Abstract

Subpicosecond (0.65-psec) transform-limited pulses have been obtained using GaAs lasers passively mode locked in an external cavity.1 Still shorter pulses (0.56 psec) have been obtained using GaAs lasers in an actively mode-locked external ring cavity geometry.2 Of crucial importance to the attainment of these short pulses is the presence of a localized region of saturable absorption at the laser exit facet, which in our case was introduced in a controlled manner by proton bombardment.
