Highly efficient high power pseudomorphic InGaAs/GaAs/AlGaAs single quantum well lasers

Abstract

High power pseudomorphic InGaAs/GaAs lasers are attractive for optical pumping of rare earth ions in various hosts. In particular, lasers emitting at 980 nm are desired for pumping Er doped fiber amplifiers. For efficient coupling of the laser output into the single-mode optical fiber, a narrow stripe geometry is required. Here we report on highly efficient ridge wave-guide In0.2Ga0.8As/GaAs/AlGaAs single quantum well (SQW) lasers, emitting at 980 nm, with a maximum output power of 100 mW/facet.
