Observation of Optical Bistability by Charge-induced Self Feedback in Biased AlGaAs Multiple Quantum Well Structures

Abstract

We have proposed a new scheme for optical bistability,1) which can exclude the external series resistor by utilizing the self feedback mechanism based on the combination of quantum confined Stark effect and field screening due to photo-excited real carriers instead of the voltage drop across an external resistor being the operation principal of self electro-optic effect devices.2) and have demonstrated a differetial characteristic in the absorption coefficient at a low optical power level (~1W/cm2) indicating the positive feedback.3) The most important advantage of the scheme is greater simplicity for integration of the devices because the device can operate without exteral resistors and pixelled structures. In this paper, we will report first experimental results for this class of optical bistability at room temperature.
