High speed switching of emission intensity and wavelength by the quantum confined field effect in light emitting triodes at room temperature

Abstract

Shortly after the first trial of the operation of the field effect light emitting triode at low temperature,1 successful room temperature operation has been demonstrated with a device exhibiting superlattice buffer layers for an improvement in the luminescent efficiency.2 We demonstrate lifetime free switching of the luminescent characteristics in the device at room temperature, based on a new modulation scheme that combines field control of the radiative lifetime with modulation of the carrier injection rate.
