Abstract

A balanced photodetector is a key device for constructing high performance balanced optical receivers for coherent fiber communications. We have fabricated such a balanced photodetector using a GaInAsP/ InP diluted multiple quantum well (MQW) waveguide1 and a monolithic twin-PIN photodiode.2
