Infer quantum-well carrier transport probed by THz four-wave mixing spectroscopy in a semiconductor optical amplifier

Abstract

In quantum well (QW) semiconductor lasers, carriers in adjacent wells interact through diffusion/drift and capture/escape processes. These processes have been shown to affect the modulation dynamics of these devices.1 We present the first investigation of inter-well carrier transport by four-wave cross-polarized pump and probe waves in which the probe wave polarization is orthogonal to the pump waves and measures carrier dynamics caused by inter-well transport info adjacent wells (see schematic in Fig. 1). Cross- and co-polarized configurations were measured for both the cases of TE and TM pump fields, however, owing to space limitations, we include only the TM results in this summary.
