10Gb/s Operation of Novel Single-Mode, Two-Contact InGaAsP Lasers with Low Drive Current

Abstract

The demand for high-speed data communications has lead to techniques for reducing the cost of laser sources with high quality spectral performance. The etching of a short 2D-lattice of holes adjacent to the ridge waveguide of a Fabry-Perot laser can be used to create a single-contact, single-mode device,1,2 without the expensive regrowth needed for DFB and DBR lasers. Forthcoming transceiver designs3 will place stringent demands on the modulation capabilities of sources. The challenge here is to design a source, which possesses sufficient bandwidth for the desired data rate. Considerable work has previously been carried out on gain-lever lasers,4–5 which show enhanced modulation efficiency. In this paper we present a two-contact device with an increased small signal bandwidth and by incorporating the ID-tattke grating, tingle-mode performance is demonstrated. Moreover, the two-contact device scheme facilitates a new regime for low drive current operation at 10Gb/s
