Abstract

We examine electrical operation and heat flow in λ=2.05μm GaInAsSb/AlGaAsSb lasers using drift-diffusion, Poisson’s equation, and finite-element models; we then verify our models experimentally with electrical and thermal testing on oxide-stripe and ridge-waveguide devices.
