Abstract

In this study, we report the fabrication and characterization of DNA biopolymer-based rewritable memory devices. Reliable and reproducible resistive switching behaviors are demonstrated with stable switching cycles more than 102 times with low switching voltages. We also observe two different resistive switching behaviors in the reset process and the switching mechanisms are studied and discussed.
