TO-packaged, multi-junction GaAs laser power converter with output electric power over 1W

Abstract

In this work, two novel multi-junction GaAs laser power converters (LPC) are fabricated. These two types of LPCs have 4 and 6 multi-junctions respectively. Both two bare LPC chips can output an electric power > 1.7W under a light illumination with an optical power of ~5 W. Meanwhile, a six-junction LPC was packaged in the TO-type. After TO-packaging, the LPCs can output a maximum electric power of 1.08 W. For practical applications, a power manager module based on the maximum power point tracking technique is realized after the packaged LPC. Thus, more than 93.5% of LPC’s output electric power can be extracted.
