1.9 THz Difference-Frequency Generation in Mid-Infrared Quantum Cascade Lasers with Grating Outcouplers

We report terahertz quantum cascade laser sources based on intra-cavity difference-frequency generation. Devices are processed into double-metal waveguides with surface-grating outcouplers. Over 40 μW of power output at 1.9 THz is produced at room temperature.
