InAlSb/InSb Quantum well mid-infrared Diode Lasers.

Abstract

The InSb team at DERA Malvern have been developing mid-infrared emitters based on InAlSb and InSb, for potential use in the areas of remote detection of pollutant and toxic gases, general spectroscopy, eye-safe range finding and secure communications. Room temperature operating LED’s have been demonstrated previously, as well as InSb lasers up to 100K and InAlSb lasers to 155K with an output power of 28mW at 80K.
