Abstract

The development of new coherent sources in terahertz frequency band (0.1-10 THz) has been one of the major topics during the last decades. Apart from the bulky pulsed THz systems the emission frequency of standard microwave devices was extended towards the THz band [1], Recently demonstrated THz quantum cascade laser (THz-QCL) show outstanding output power levels compared to their size. Typically, THz-QCL operates at 10 K and the highest published operation temperature is 164 K [2], Further development of THz-QCLs targets the operation temperatures reachable with solid-state Peltier coolers, but detailed information are needed on temperature related laser features.
