Ultra-compact Forward-Biased PIN Silicon Mach-Zehnder Modulator with Thermal Tuning

Abstract

A forward-biased integrated silicon Mach-Zehnder modulator with a 50µm active phase-shifter length is presented. Using thermal tuning, a 29 dB extinction ratio enables 5 Gb/s transmission speed with a modulation efficiency (VπL) of 0.019 V.cm.
