30 GHz Relaxation Resonance Frequency and 35 Gbit/s Data Rate in Single-Mode 850 nm VCSELs

Abstract

We report single-mode 850 nm-range VCSELs with a relaxation resonance frequency as high as 30 GHz, peak output power up to 2.0 mW, and a record data rate of 35 Gbit/s.
