1.55 μm High-Speed Quantum Dot Lasers for Telecommunication Applications

Abstract

We present room temperature characteristics of 340μm long 1.55μm quantum dot lasers. Due to the high modal gain of 10cm−1 per dot layer, CW ground state lasing and record modulation rates of 15Gbit/sec were demonstrated.
