Terahertz Quantum Cascade Laser Performance for Structures with Variable Barrier Heights

Abstract

We experimentally studied the performance of GaAs/AlGaAs terahertz quantum cascade lasers with variable barrier heights in the bandstructure. Best devices achieved Tmax close to that of the record structure, while having lower threshold current density.
