Monolithically Integrated Two-Wavelength Distributed Bragg Reflector Laser for Terahertz Generation

Abstract

We demonstrate a monolithically integrated 1.55-µm two-wavelength distributed Bragg reflector (DBR) laser chip with integrated SOA for CW terahertz optical heterodyne signal generation. Continuous frequency tuning ranging from 0.06 THz – 0.71 THz was obtained.
