FMCW Source based on a Hybrid Integrated III-V/ Si-Si3N4 Dual-Layer External Cavity Laser

Abstract

We demonstrate a hybrid integrated frequency-modulated continuous-wave laser on a Si-Si3N4 dual-layer platform with 21.9 mW output power, >56.5 dB side mode suppression ratio, >100 nm tuning range, and 895 Hz intrinsic linewidth.
