Abstract
Subshot noise operation (−8.3 dB) of free-running laser diodes (LD) has already been experimentally demonstrated.1 In these experiments, the LD were of transverse junction stripe type, and were close coupled to the photodetectors, so that the light was hardly propagating. However, subshot noise (−3 dB) balanced detection of quantum well LD has recently been reported.2,3 In these later experiments, the LD were run in highly single-mode operation, using either external-cavity-stabilization with a grating, or injection locking.
