Hybrid long-wavelength VCSEL using high contrast metastructure on SOI

Abstract

An electrically-pumped III-V-silicon hybrid VCSEL using a high-contrast metastructure (HCM) reflector on SOI with CW output >1 mW, 1.46 K/mW thermal resistance, and 5 Gb/s direct modulation is presented. The grating can provide in-plane waveguide coupling.
