Optical Bistability with Two Serially Integrated InP-SOAs on a Single Chip

Abstract

Optical bistability has been achieved with two serially integrated MQW-InP SOAs in reverse-bias on a single chip. We demonstrate that switching speed in GHz range is possible and discuss performance limitations of the bistable device.
