Abstract

In recent years there has been significant improvement in the properties of the GaAs injection laser. The most significant problems encountered have been the non-linear power-current behavior and the anamolous relaxation oscillations[1]. The essential mechanism in eliminating these characteristics is the control of the lateral modes of the laser. Here we report our work on a new structure with a curved active region which effectively controls the lateral modes of the laser and thus eliminates the problems associated with mode instability. With this laser we have been able to achieve under pulsed operation.
