Ultrahigh-speed parametric modulation schemes of semiconductor lasers

Abstract

Since Ikegami and Suematsu1 reported the existence of resonancelike phenomena in direct semiconductor laser modulation, it has been assumed that the maximum modulation frequency is approximately the resonancelike frequency fr. Some other modulation methods, however,2–4 are hoping to achieve fast switching beyond the resonancelike frequency fr as schematically shown in Fig. 1. The maximum modulation frequencies for these schemes were preliminarily calculated using simple rate equations.5 The purpose of this paper is to clarify the ultrahigh-speed modulation capability of parametric modulation of semiconductor lasers.
