Abstract
Wide-bandwidth semiconductor lasers are essential components of both long-haul multigigabit intensity modulated systems and large-bandwidth analog systems that use subcarrier modulation. Many authors have reported wide-bandwidth bulk active devices in the InP/InGaAsP system.1-3 However, despite several authors suggesting that multiple quantum-well (MQW) lasers could provide larger bandwidths,4,5 few have been reported.6
