An Integrated, Three Wavelength InxGa1−xAs Infrared Detector

Abstract

We have fabricated a detector array pixel sensitive to three different selectable infrared wavelengths for focal plane array imaging in applications such as gas spectroscopy and absolute temperature measurements (pyrometry). Since detectors with smaller bandgap which detect longer wavelength also have larger dark current, one can use this pixel to select the detector with the appropriate absorption layer to maximize the quantum efficiency while minimizing the dark current.
