Abstract

Ultra-wide bandwidth, very-low drive voltage modulator design is presented. Design combines buried electrodes made of doped semiconductors and dielectrics with very large dielectric constant dispersion. 0.4 V Vπ device with bandwidth exceeding 100 GHz is possible.
