Microwave Intensity and Frequency Modulation of Ridge-Waveguide-Type DFB Lasers

Abstract

Recently there has been a lot of interest in very high frequency intensity modulation (IM) of AlGaAs semiconductor lasers, and a small signal −3 dB frequency of 11 GHz has been reported.1 There has also been a similar effort in long wavelength InGaAsP lasers with recent reports of −3 dB frequencies of 4.5 GHz [2] and 5.7 GHz [3]. In this paper, we describe IM and frequency modulation (FM) measurements of a ridge-waveguide-type single frequency laser.
