PROGRESS IN VISIBLE LASER DIODES

Abstract

Recent rapid technological progress in visible laser diodes (LDs), emitting 0.6 μm-band coherent light, has been giving rise to much attention from many application fields such as high-density optical recording, laser printing, and barcode reading. Visible LDs are also foreseen to be used as versatile light-sources for various kinds of measurements in science and technology. The progress has been realized by a new alloy semiconductor AlGaIaP1). This paper describes the achievements in studies on AlGaInP visible LDs. Lasing wavelength, high power operation, and reliabilty of the devices are discussed. Another topic of the present paper includes naturally formed superlattice of Ga and In on the column III sublattice, which is related to lasing wavelength of LDs.
