Intervalley scattering in type II superlattices

Abstract

Staggered type II superlattices (SLs) and quantum wells (QWs) can be made in the AlGaAs/AlAs material system. The lowest confined electron states are then located in the wider band gap AlAs, whereas the holes are still confined to the GaAs. Electrons excited at higher energies in the GaAs slabs eventually relax to the lower energy states in the AlAs.
