Abstract

This paper deals with light emission from a single-quantum well laser diode where optical transitions betwen the first subbands, belonging to the quantum number n = 1, as well as between the second subbands, n = 2, in the conduction and valence bands have been considered. In particular, the case of strong-signal modulation has been investigated assuming a sinusoidally varying injection current I = Ib(l+m sin[27πνmt]) where Ib, m, and νm denote the bias current, the modulation index, and the modulation frequency, respectively.
