Abstract

Recently there has been tremendous interest in the ultrafast laser emission of semiconductor microcavities and vertical-cavity surface-emitting lasers (VCSEL's_. [1-6]. While nonresonant optical excitation results in the emission of single pulses having a duration of a few picoseconds [1], relaxation oscillations have been reported after electrical pumping [2], Besides, coherent vacuum Rabi oscillations have been observed after resonant optical excitation in the low density limit [3-5].
