Abstract

The ability to generate ultrashort pulses of THz radiation has made time-domain spectroscopy possible at THz frequencies. Until now, this technique has only been applied to spectroscopy of free photoexcited carriers.1,2 Here, we present a time-resolved study of intersubband transitions of extrinsic electrons in quantum wells (QWs). Unlike studies of coherent charge QThGll Fig. 1. Transients of the exciting THz pulse before and after transmission through the depleted sample. oscillations of optically excited carriers in het-erostructures, we determine quantitatively the susceptibility of the QW electrons and yield important information for the design of electronic devices.3
