Broadband Terahertz Quantum Cascade Laser with Radio Frequency Modulation

Abstract

We present broadband quantum cascade lasers emitting around 4.3 THz. A low beam divergence of 3° is achieved by using Silicon lens, and homogenous spectral broadening over 300 GHz is obtained with radio frequency modulation.
