The 3.7THz 145K operation modulation barriers structure quantum cascade lasers

Abstract

The currently critical issue of terahertz quantum cascade lasers (THz QCLs) [1,2] applications is the limited operation temperature and need for the cryogenic cooling below ~200 K [3]. In order to improve the design freedom and toward higher operation temperature, here we combine success design ideas used in mid-infrared QCLs. And present a following experiment result of modulation barrier heights AlxGa1_xAs/AlyGa1_yAs THz QCLs operated up to 145 K at 3.7 THz by rearrange the previous presented design of modulation Al barriers heights THz QCLs with multiple frequency lasing and poor temperature operation.
