Theory of ultrafast dynamics and lineshape of semiconductor quantum well intersubband emitters

Abstract

Ultrafast excitation of intorsubband transitions in semiconductor quantum wells provide a tool to study elementary excitations of 2d electron gas. a model system of many particle physics [1], Additionally, inverted intersubband transitions provide gain in a frequency region typically not reached by interband gain materials. On the basis of a density matrix approach we developed a theory for the optical response of inverted intersubband transitions, including mean-field and correlation effects for the electron-electron and electron- phonon interaction. The equations are numerically solved in time domain. As a typical example the equations of motion including the electron-electron interaction are presented here:
