When is optical lithography finally going to die?

Abstract

A number of years ago the demise of optical lithography was said to be imminent. One-micron features would be the limit. In recent years higher N.A. systems operating at shorter wavelengths have pushed that limit down to 0.5-µm feature sizes. One such system is discussed in detail.
