Low-voltage, 1.3 um Fabry-Perot reflectance modulator from lattice-mismatched (InAlGa)As materials

Abstract

We have demonstrated the first Fabry-Perot-cavity reflectance modualtor operating near 1.3 um. A peak contrast ratio of 2.7 was achieved at 4V bias.
