Vertical Cavity Lasers with Large Bandwidths at Low Currents for Dense Free-Space Optical Interconnects

Abstract

We present high-speed characteristics of low threshold, high efficiency vertical-cavity lasers (VCLs) integrated with resonant-cavity photodetectors. The VCLs exhibit the lowest reported bias currents required for bandwidths up to - 8 GHz.
