InGaAsP Multiple-Quantum-Well Electroabsorption Modulator Integrated With V-Cavity Laser

Abstract

A monolithically integrated transmitter containing an InGaAsP electroabsorption modulator (EAM) and a V-cavity laser is proposed. The simulated E/O response shows a −3dB bandwidth over 16 GHz and the capacitance of EAM is reduced to 0.17 pF.
