Performance characteristics and extended lifetime data for InGaAsP/InP LEDs

Abstract

We discuss the performance characteristics and lile test results for our 1.27-μm InGaAsP/lnP LEDs. Life tests at high-current densities (20 kA/cm2) and temperatures (heat-sink temperatures up to 175°C) allow an estimate of the median life at room temperature to be made. At 20 kA/cm2 (400 mA in a 50-μm diam LED) the median life is estimated to be 3 × 106 h, while at 10 kA/cm2 the median life is approximately estimated to be 8 × 1010 h (~0.1 % of the age of the universe).
