20 GHz Active Mode-Locking of a 1.55 μm InGaAsP Laser

Abstract

We report active mode-locking in 1.55 μm wavelength InGaAsP lasers at repetition rates up to 20 GHz and with pulse widths of 5 ps. This is the highest repetition rate and shortest pulse width so far reported in InGaAsP. The gain medium used in these experiments is a three-channel buried crescent (TCBC) laser chip with low parasitic capacitance and high modulation bandwidth.1 It is coupled to a new single-mode fiber resonator structure which combines compact construction with the flexibility of a standard biconic fiber connector at the output port.
