Abstract
One of the most remarkable properties of semiconductor lasers is their ability to be directly modulated at very high speed. While recent progress has resulted in 1.3-μm InGaAsP lasers with cw modulation bandwidths in excess of 20 GHz,1 it is equally impressive that InGaAsP BH lasers biased at only 5 mW can have bandwidths in excess of 10 GHz. This paper reviews the progress in the development of high-speed InGaAsP lasers and AIGaAs quantum well lasers. The application of these lasers to high-speed digital transmission and broadband subcarrier multiplexed systems is also reviewed.
