Abstract
Polarization insensitive 1300 nm MQW semiconductor laser amplifiers employing a window structure and three tensile and four compressively strained InGaAsP wells in a single active layer are reported. The window regions lead to a reduction of the facet reflectivity to 3*10-5 while maintaining a high fiber coupling efficiency. A 22 dB fiber to fiber gain for both the TE and TM polarizations with a record low fiber coupled noise figure of 6 dB and a fiber coupled saturation output power of 13 dBm are obtained.
